Electron beam defect inspection equipment (EBI) is an indispensable core equipment for yield monitoring in the integrated circuit manufacturing process. It implements high-precision defect detection at key process nodes such as wafer manufacturing and chip packaging by integrating scanning electron microscope (SEM) imaging technology, nano-precision motion control system, real-time image processing architecture and intelligent defect classification algorithm. The equipment can simultaneously capture physical morphological defects (such as particle contamination, pattern abnormalities) and electrical functional defects (such as leakage paths, contact failures), and realize accurate identification and classification of defects through millisecond-level data calculation, thereby blocking the defect transmission chain in the early stage of the process, significantly reducing the rework cost and yield loss risk of subsequent processes, and providing key technical support for yield improvement and quality control of advanced processes.
Defect review (DR-SEM) is a process that uses scanning electron microscope (SEM) technology to carefully inspect defects on semiconductor wafers. First, the defects on the wafer are preliminarily identified by the defect detection system, and their location coordinates are recorded in the file. Subsequently, these wafers and test result files are loaded into the defect review equipment. The re-inspection equipment detects and precisely locates defects by comparing the circuit patterns of adjacent dies and using differential image processing technology. The re-inspection equipment then automatically moves each defect to the center of the field of view and takes a high-magnification image for further review and classification. This process mainly works in conjunction with the inspection systems of electronic equipment and other semiconductor production lines to ensure that defects are accurately identified and recorded.
